For me it was IT. Clowns scare the bejeezus outta me!
Michael Myers, because of how expressionless and robotic his physical demeanor is. It just creeps me out how he's like a machine, and his mask doesn't help, as it basically denotes emptiness.
Most other killers, like Jason are very violent and angry in their disposition, some others are even cocky or comical, others are ominous and impressive...but Michael is just...nothing. Nothing but efficient, and the odd times that he does show some emotion, as denoted by certain acts of surprise or the famous head tilt makes it even scarier.
(Rob Zombie's remake not included.)
You see his humanity, or what's left of it, resurface, only to be swallowed by the darkness again.
Most killers are fueled by emotion or motive, Myers just kills. As far as being described as evil, or death, Halloween succeeds the most with using Myers to depict these concepts and avoid ridicule.
Second place is Thomas Hewitt, or Leatherface, from The Texas Chainsaw Massacre. Mostly because he's ultra violent, persistent and exceptionally cruel, despite also being motivated by anger and pain.
I bet plenty of other killers, even ones with supernatural powers would be affected by his mere physical presence, nevermind seeing him in action.
The good doctor Lecter in Silence of the Lambs, but not so much in Hannibal. The way he butchered the guard despite the fact that he was actually quite nice to him was bad enough without him actually peeling off his face and using it as a mask to get away.
Norman Bates in Psycho. He changed the whole routine of taking a shower as we knew it.

michael myers because hes the scariest of them all. jason voorhees is just a copycat he just does everything michael does. and the halloween films are better than the others slasher films. and theres more reasons
Samara from "The Ring." The way she moved was freakish, and she didn't want anything but to keep killing - pure evil.
Not to mention that the first time I ever saw that movie (on DVD) the phone rang immediately afterwards. Scared the s**t out of me!

The sub-humans in The Descent scared me.

Boogeyman. Because he creeps out of your closet at night :(
